Ii-Vi Semiconductor Device With Bete Buffer Layer

US Patent:
6583450, Jun 24, 2003
Filed:
Oct 16, 2000
Appl. No.:
09/688594
Inventors:
Thomas J. Miller - Minneapolis MN
Assignee:
3M Innovative Properties Company - St. Paul MN
International Classification:
H01L 3300
US Classification:
257103, 372 44, 438 47
Abstract:
A II-VI semiconductor device includes a stack of II-VI semiconductor layers electrically connected to a top electrical contact. A GaAs substrate is provided which supports the stack of II-VI semiconductor layers and is positioned opposite to the top electrical contacts. A BeTe buffer layer is provided between the GaAs substrate and the stack of II-VI semiconductor layers. The BeTe buffer layer reduces stacking fault defects at the interface between the GaAs substrate and the stack of II-VI semiconductor layers.

Passivation Capping Layer For Ohmic Contact In Ii-Vi Semiconductor Light Transducing Device

US Patent:
5767534, Jun 16, 1998
Filed:
Feb 24, 1997
Appl. No.:
8/804768
Inventors:
Michael A. Haase - Woodbury MN
Thomas J. Miller - Minneapolis MN
Assignee:
Minnesota Mining and Manufacturing Company - St. Paul MN
International Classification:
H01L 3300
US Classification:
257 91
Abstract:
A II-VI semiconductor device includes a stack of semiconductor layers. An ohmic contact is provided that electrically couples to the stack. The ohmic contact has an oxidation rate when exposed to an oxidizing substance. A passivation capping layer overlies the ohmic contact and has an oxidation rate that is less than the oxidation rate of the ohmic contact.
